Modulation of carrier dynamics and threshold characteristics in 1.3-μm quantum dot photonic crystal nanocavity lasers

摘要: Abstract A self-consistent all-pathway quantum dot (QD) rate equation model, in which all possible relaxation pathways are considered, is used to investigate the influence of quality ( Q ) factor on carrier dynamics 1.3-μm InAs/GaAs QD photonic crystal (PhC) nanolasers. It found that not only affects photon lifetime, but also modulates occupation QDs. About three times increases injection efficiency ground state can be realized nanocavity with high factor. However, it reveals over 90% improvement threshold current happens when from 2000 7000, means might necessary pursuit for ultrahigh purpose low current.
