Polaronic Effects in Wurtzite InxGa1-xN/GaN Parabolic Quantum Well

摘要: The energy levels of polaron in a wurtzite InxGa1-xN/GaN parabolic quantum well are investigated by adopting modified Lee-Low-Pines variational method. ground state energy, the transition and contributions different branches optical phonon modes to as functions width given. effects anisotropy spatial dependence effective mass, dielectric constant, frequency on considered calculation. In order compare, corresponding results zinc-blende indicate that electron-optical interaction is very large, make reduces. For narrower well,the half-space large , while for wider one, confined larger. smaller than InxGa1-xN/GaN, greater InxGa1-xN/GaN. (about from 22 32 meV) GaAs/AlxGa1-xAs 1.8 3.2 meV). Therefore, should be studying electron well.
