摘要: In an InGaP/InGaAs/Ge triple-junction solar cell, efficiency of a multijunction cell is improved by adjusting ratio Al composition in (Al)InGaP cell. According to current-matching method the AlInGaP material for top adjusted order achieve matching between photocurrents generated and middle Here, uses as cell-formed with having PN junction, lattice-matched formed (In)GaAs(N) bottom Ge junction.
