摘要: A novel travelling-wave (TW) photo-detector for operation at 1.3/1.55 /spl mu/m is fabricated using InP MMIC technology. The results of an optoelectronic simulation are discussed, where photoconductivity effects and phase-matching due to slow-wave included. Theoretical experimental power conversion efficiencies finally presented.
