摘要: We report work on long-wavelength (1.55 /spl mu/m) velocity-matched distributed photodetectors (VMDP) for RF photonic systems and millimeter-wave photomixers. The VMDP consists of an array photodiodes connected by optical waveguide. output is collected in phase the 50 Omega/ microwave transmission line. offers many advantages high frequency with saturation power. absorption also desirable increasing damage threshold due to thermal runaway. Recently, we have experimentally demonstrated generation at 95 GHz using a 1.55 mu/m VMDP. review state art high-speed photodetectors, present recent results development generation.
