摘要: This paper demonstrates a monolithic 1.3-/spl mu/m/1.5-/spl mu/m wavelength demultiplexing photodetector fabricated using Ar ion laser-assisted metal organic molecular beam epitaxy (MOMBE) growth. Reduction of crosstalk to -24 dB is accomplished in both and 1.5-/spl regions. The dependence the on coupling efficiency between fiber device polarization responsivity also discussed.
