摘要: A comprehensive investigation of the optical properties InAs/InP(001) quantum wires (QWrs) and their parent well system formed by deposition 4?ML (monolayers) InAs on InP is carried out means temperature dependent photoluminescence (PL) Fourier transform infrared spectroscopy. Unusual two-branch switching excitonic PL band maxima revealed in dependence for both wells. This interpreted terms thermal activation ground states confined nanostructures. Strong modification absorbance line shape leading to appearance flat spectral regions room spectrum a QWr sample thermally induced change dimensionality: from 1D anisotropic 2D. dimensionality detected also polarized measurements through disappearance or significant reduction polarization anisotropy hh1?e1 (hh: heavy hole; e: electron) lh1?e1 (lh: light hole) transitions QWrs.
